超结MOSFET

       超结MOSFET(Meta Oxide Semiconductor Field Effect Transistor),通过交替排布的P型柱结构,在传统VDMOS基础上引入横向电场调控,使其垂直电场分布趋近理想矩形。该结构在维持相同外延电阻条件下,将器件耐压能力提升约20%。对于同等耐压规格产品,超结技术的单位面积导通电阻可降至传统结构的1/8以下,实现导通损耗与阻断特性的协同优化。

 

       龙腾超结MOSFET系列产品,采用深沟槽技术与多次外延技术制造,具有较低的导通电阻和栅极电荷,明显降低导通和开关损耗,特别适合应用于高功率密度和高效率电力电子变换系统。
